Japan developed technology for processing micron-sized pores on 0.1mm thick glass

Asahi Glass (AGC) of Japan has developed a technique for processing micron-sized pores on a thin glass plate having a thickness of only 0.1 mm. In 2011, the company developed an ultra-thin glass plate with a thickness of only 0.1mm, which is the world's thinnest product in float glass. However, since the glass is very thin, it is difficult to process by ordinary methods, and new processing techniques need to be developed in order to be put into practical use. Asahi Glass said that by combining the above-mentioned ultra-thin glass sheet production technology with this micro-hole processing technology, it is highly promising to use ultra-thin glass sheets for cutting-edge applications such as laminated semiconductors.

The micropore processing technology developed this time utilizes the method of dielectric breakdown caused by discharge. Not only can precision holes be made on ultra-thin glass plates, but processing time is only a few milliseconds. This processing technique can be used to make holes in a thin glass plate for an adapter plate of a laminated semiconductor.

The laminated semiconductor is formed by vertically laminating semiconductor chips to improve their performance, and is connected to the printed substrate through an interposer. In order to provide a through electrode or the like for the transfer semiconductor, a large number of fine holes having a diameter of 50 μm are required on the transfer plate. Among the materials of the adapter plate, a thin glass plate having a thickness of 0.3 mm is currently attracting attention. However, it is difficult to make micro-opening on such thin glass using the original technology. However, using the ultra-thin glass plate micro-opening technology developed this time, it is possible to process the through-electrode via hole with precision and high speed.

Asahi Glass will publish relevant research results at the "iMAPS International Conference and Exhibition on Device Packaging" held in Arizona, USA from March 5th to 8th, 2012.
